We use EEHEMT1 model to design PA.Small-signal result is easily optimized well,but when optimize large-signal(HB),there is always a convergence problem.Why?
I have studide the EEHEMT1 model for 2 years.I extracted the model parameter myself.Are there some critical model parameter for EEHEMT1 model?(The IV curve is smooth of my model).Who please give me some more information on eehemt1 model,especially on parameter seting and convergence problem about eehemt1?

I think this issue may be best addressed in context of a call/email to tech support,so we can exchange further files and information. I can give a few general comments re: convergence, of things to consider..
1. EEHEMT is very sensitive for some parameters, i.e. small changes can have significant impact on s-par simulation etc. First step would be to review all parameters. (we could discuss this further via phone/email)
2. You don't mention your simulation conditions, i.e. bias and frequency, but one thing to consider, and try, even if you are not interested in all the data, is to consider slowly (stepwise) turning the device on, during the simulation and also increasing the step density, so that the 'steps' between where a solution i.e. convergence is sought, is less.
3. Assuming you are using IC-CAP and the ADS simulator, hpeesofsim, you can also instruct ADS to output more detailed 'verbose' information during simulation, by, in IC-CAP, setting system variable as HPEESOFSIM_OPTIONS and defining to be for example Verbose=4 (value range is 1-7). Then when you simulate you will see more extensive narrative. You can open the Simulation Debugger to view information.
